Abstract

The understanding of the electric polarization dynamics is critical for the operation of non-volatile memories based on ferroelectrics. In this paper we introduce a modified Kalmogorov-Avrami-Ishibashi polarization reversal model based on the non-equilibrium statistics of the of the domain nucleation process. The model yields the analytical expressions for the temporal dependence of the reversed polarization, transient switching current and the switching time, which can be used to explain a range of time and thermal dependent effects in ferroelectrics.
